• New 900V SiC MOSFET technology can replace Si IGBT for better e-drive system efficiency and weight/size reduction. Using the Wolfspeed module reduces the inverter loss by 80% over entire drive profile
• Efficiency at light loads is significantly increased with new 900 V, 10 mΩ MOSFET product and prototype HT-3000 module products. SiC inverter reaches 99.5% of efficiency at high speed/low torque
• A power module was optimized around SiC devices for low inductance, fast switching, and processing power at maximum operating TJ (175°C)
• Ability to process power at 175°C allows for increasing switching frequency and/or more current conduction, extending the system capability beyond Si & associated derating at temperature
• DC system bussing optimized to achieve maximum performance – elimination of C or R-C snubber components to reduce BOM
• Efficiency map can now 100% symmetric ( drive /regen) due to MOSFET in reverse conduction
