AC PERFORMANCE OF NANO ELECTRONICS
Abstract
We present phenomenological predictions for the cutoff frequency of
carbon nanotube transistors. We also present predictionsof the effectsparasitic capacitances on AC nanotube transistor performance.Theinfluenceof quantum capacitance, kinetic inductance, and balli stic
transport on the high-frequencyproperties of nanotube transistors is
analyzed. We discuss the challenges ofimpedance matching for acnano-electronics in general, and show how integrated nanosystems can solve
this challenge.
Ourcalculations show tha t carbon nano-electronics may be
faster than con- vent ional Si, SiGe, GaAs, or InPsemiconductor
technologies. We predict a cutof frequency of 80 GHz/
L,
where L is thegate length inmicrons, opening up the possibility ofa ballistic THznanotube transistor
